Samsung Begins Mass Production of Improved HBM2

According to the official press release, this new product is the first HBM2 capable of delivering a 2.4 Gbps data transfer speed per pin. Now bandwidth per package can be found simply by multiplying the available memory speed by the bus width.

Samsung is among the companies developing and producing HBM2 and announced today it is starting mass production of its second generation HBM2, called Aquabolt. 'We will continue to reinforce our command of the DRAM market by assuring a stable supply of HBM2 worldwide, in accordance with the timing of anticipated next-generation system launches by our customers. For comparison, an 8 Gb GDDR5 chip can provide 32 GB/s bandwidth, using a 32-bit bus.

In particular, using four of the 2.4Gbps 8GB packages in a system will enable a 1.2 terabytes-per-second (Tbps) bandwidth, which will improve overall system performance by as much as 50 percent, compared to its first-generation system which offers 1.6Gbps and 0.82TB.

'With our production of the first 2.4Gbps 8GB HBM2 we are further strengthening our technology leadership and market competitiveness, ' crowed Jaesoo Han, executive vice president of Samsung's Memory Sales & Marketing division.

Samsung Electronics exceptionally labeled a brand name Aquabolt for the latest HBM2 DRAM chip.

Thus far Samsung has not offered details on when the first Aquabolt-based HBM2 products will be hitting the market, but is clearly expecting the parts to feature heavily in next-gen products in the fields of 'supercomputing, artificial intelligence, and graphics processing'.

Samsung notes that achieving Aquabolt's unprecedented level of performance required the use of new technologies related to Through Silicon Via (TSV) and thermal control. The South Korean tech giant hopes to triple its share in the HBM2 market thanks to ramped up production and its new generation product.

Samsung also added more thermal bumps between the HBM2 dies, something that will help with heat dissipation and it also doubles as a protective layer at the bottom of the HBM2 stack.
